삼성전자 반도체 장비 계열사인 세메스가 전량 수입에 의존하던 반도체 포토공정용 트랙장비인 불화아르곤이머전(ArF-i) 스피너를 국내 최초로 개발해 본격 양산에 들어갔다.

24일 세메스는 올해‘오메가 프라임’2호기 제작에 나서며 스피너 본격 양산에 돌입했다고 밝혔다.스피너는 웨이퍼 표면에 고집적 미세회로를 형성하기 위해 감광액을 골고루 도포하고 노광 후 형성된 패턴을 현상하는 설비다.일본 반도체 업체 도쿄일렉트론(TEL)이 시장 점유율 90% 이상을 차지하며 독점하고 있는 장비다.

반도체에 회로를 새기는 노광 기술은 불화크립톤(KrF),시바이 누 전망불화아르곤(ArF),시바이 누 전망극자외선(EUV)으로 나뉜다.세메스는 불화크립톤 장비만 제작해 왔는데,시바이 누 전망고성능 노광기에 대응하기 위해 불화아르곤 장비를 개발했다.불화아르곤은 공기를 활용하는 드라이와 액체를 사용하는 이머전 방식으로 나뉘는데,세메스는 드라이보다 기술이 높은 이머전 방식의 장비를 개발했다.

세메스의 불화아르곤 장비는 고도의 정밀도를 구현하기 위해 로봇의 위치,시바이 누 전망온도,시바이 누 전망노즐 등을 자동으로 조절하는 시스템을 적용했다.비전감시기능시스템,시바이 누 전망베이크(bake) 공정에서의 자동보정 등의 특화 기술도 탑재했다.최길현 세메스 최고기술책임자(CTO)는“반도체 핵심공정 장비인 오메가 프라임의 개발로 향후 수입대체 효과가 클 것”이라고 예상했다.
